Enhancement in optically induced ultrafast THz response of MoSe<sub>2</sub>MoS<sub>2</sub> heterobilayer

THz conductivity of large area MoS 2 and MoSe monolayers as well their vertical heterostructure, is measured in the 0.3–5 frequency range. Compared to monolayers, ultrafast reflectivity heterobilayer enhanced many folds when optically excited above direct band gap energies constituting monolayers. The free carriers generated evolve with characteristic times found each two Surprisingly, same enhancement recorded ultrafst below bandgap energy. A mechanism accounting for these observations proposed.
